Fabrication and Characterization of ZnO:AL/CuO Nanostructure Hetrojunction Deposited by Chemical Spray Pyrolysis Technique
Abstract
ITO/ZnO/CuO/Au hetrojunction is fabricated by chemicale spray pyrolysis methode . ZnO was used as an n- type semiconductor and doped with alumminume at(1%3,%,5%) .CuO were used as p-type semiconductore . Firstaly , The structural, optical and electrical were studied by X-ray diffraction Atomic Force Microscopy (AFM) ,UV-Vis spectrophotometer ,respectively. XRD patterns showed that the strong predominant orientation of (111) and (002) lattices Corresponding to CuO and ZnO ,respectively .Secondally, the Current-Voltage characteristics are achieved in dark and laight at room condition and showed the ideality factore of hetrojunction is equal (3.47) at the increase of doped of AL concentration.
